Vishay Introduces New 4th Generation 600V E Series Power MOSFETs

Vishay introduces the first component of the fourth-generation 600V E-series power MOSFETs, the SiHP065N60E. The on-resistance of the Vishay Siliconix N-Channel SiHP065N60E is 30% lower than the previous generation 600V E-Series MOSFETs, providing a highly efficient solution for communications, industrial and enterprise power supplies. This device has the industry's lowest figure of merit (FOM is the product of gate charge and on-resistance), which is a key indicator of 600V MOSFETs in power conversion applications.

"We are committed to providing our customers with a wide range of MOSFET technologies that support all power conversion processes, covering the latest electronic systems that require high voltage input to low voltage output," said David Grey, senior director of market development at Vishay. "With SiHP065N60E and soon With the release of the fourth-generation 600V E-Series, we can achieve efficiency and power density goals early in the design of the power system architecture, including power factor correction and subsequent high-voltage DC/DC converter brick power."

The SiHP065N60E is manufactured using Vishay's latest energy-efficient E-Series super junction technology with a maximum on-resistance of 0.065Ω at 10V and a gate charge as low as 49nC. The device's FOM is 2.8Ω*nC, which is 25% lower than the closest MOSFET of its kind. The effective output capacitances Co(er) and Co(tr) of the SiHP065N60E are only 93pf and 593pF, respectively, which improves switching performance. In power factor correction and hard-switching DC/DC converter topologies for communications, industrial, and enterprise power systems, these performance parameters mean lower conduction and switching losses.
